Hi steve,
I was aware of benefits crypogenic cooling could have on mosfets, but I didn't expect it to become as dramatic as one tenth of room temp resistance at liquid hydrogen temperatures. It's still probably not practical for most of us who don't own an endless supply of liquid nitrogen or some crazy heat pumps. And I guess it would only beat igbt's in really high frequency range and extreme power levels (like those tubes are tipycally used for).
