I am designing a half bridge MOSFET driver to turn high current 12V applications with 3.3V I am looking for a pair of COMPLEMENTARY transistors to do the job.
Max. current value requires more thinking as it is directly linked to frequency of operation. it has to be 10A at 72 mHz but I don't need that operating frequency to run stepper motos and other devices of this kind that the switch wil be used on.
My transistors have to have high HFE so the MOSFET doesn't burn being in half-open state. HFE around 800

To my knowledge, there's no single silicon BJT that has that kind of current gain. But you can buy prepackaged darlington pairs, or make your own darlington pairs. There's quite a few listed on digikey. A random search on "bjt complementary pair" turned up

I'm not clear here, do you need to drive 10A @ 72MHz or don't you? It's a rather high frequency to be driving that much current.

I am not running PWM at 72mhz because that is not efficient. I would go with several khz.
So Didi-key is how you look for radio components? I still woder if complementary field-effect transistors exist in nature.
I gues that i am looking for PNP and NPN COMLIMENTARY DARLINGTON transistors. Complementary NPN and PNP transistor pairs, made from 2 transstors each would be my second choice.
