So I'd like to build a power inverter. My constraints are:
140VAC in MAX
<10kHz - >~200kHz
>50Watts output
No active cooling
low duty cycles (no 10 minute long demonstrations)
I'm looking for suggestions for switching FETs. I have a higgledy piggledy (:-D) assortment of SMPS ones, but I also have 4 HGTG11N120CND IGBTs.
That would be my first foray into the world of IGBTs, and I bought these last year as alternatives when I built my SSTC. The 1200 Vce is quite high for my needs, but it comes with a recovery diode built in and can dissipate nearly 300 watts (I think). My only concern is higher-frequency operation.
But back to topic: Can someone recommend a <$5/pc transistor that I might have luck with OR Point me in the right direction with regards to driving these IGBTs in the hundreds of kilohertz range? Am I looking at any problems going to low-frequency territory?
I am also looking into having a 2-Layer pcb fabbed with 60 sq in. If people are interested and this pans out, I might have extras to sell, depending on the manufacturer's policy.

How about IXDD430 type gate driver driving a GDT? How does that compare with something I can build myself? (also it looks like I can't buy that particular part in single quantities :-/)

It's got to be the IRFP460, the vanilla ice cream of MOSFETs!
IXDD430s are bizarrely hard to get hold of. Try the IXDD414 instead, or the UCC37321/2. A pair of UCCs will just about drive a full bridge of IRFP460s at 200kHz, but they get pretty hot.
There are a few Chinese board houses that take online ordering. When I was into this stuff, they would do 100 square inches of double-sided PTH board for US$160 including shipping. That was the minimum order, and if your board was smaller than that, they would make as many copies as fit into 100 sq. in. and cut them up for you.
