Hi all,
I have some IGBTs that I am making a DRSSTC out of, but at the moment I am planning to run them at around 50-80KHz, which I belive is fine considering thier datasheet ratings, but I wondered what are the possibilities for running them at 300-400KHz, how does one figure out if thats even possible, or whether the IGBTs can handle this abuse? The IGBT's datasheet ratings for frequency is as far as Ive understood 50KHz, but I don't know how to quite figure out just how much they can be pushed,

they don't have body diode, so you must take care good fast high power diode as short as possible to terminals. Yes, they will work for high freq, just lot of heat and low rms current

hmm.. for the external doide Im using a pair of SOT-227 dual diode package, for each section of halfbridge,
my plan is to run these IGBTs at 300V 500-600A at aproximatly 200KHz if that helps to get into more detail. also linas, is there any way to reduce the heating? or this just inherent to the switching losses?

well, you can overdrive gate with high voltage, but that is unsafe ( well, you can use maximum gate voltage it will help to keep saturation low) also use good driver, maybe prediktor for switching losses reduction. and good gate resistors ( i mean right one for your application) good luck

Oh geez.... 10kW huh? and these IGBTs have like what, under 1kW dissapation.... yeah.. I figured it was just a pipe dream....
well, most reason for that was to see if I could use these IGBTs for a small coil, but since I risk seriously killing these IGBTs at 300KHz, I will stick to 50KHz running.
also, my driver is a mosfet one, so I can run the gates at whatever voltage Ill probably have to experiment with these IGBTs before I find out what they like.

From the datasheet; Turn on energy 10 mJ Turn off energy 20 mJ Total switching loss = 30 mJ per cycle Switching loss power at 333 kHz = 10 kW !!!!!!
At 400A the loss becomes 100 mJ per cycle ! (Fig 15)
So good luck to you.
That's NOT true! These numbers refer to hard switching, while in DRSSTC you have ideally no current at switching, so all the switching losses are strongly reduced.
Anyway, you have to take into account the turn-on and the turn-off delay of these devices that probably is a bit too high for a frequency of hundreds of kHz. Regards

well.. I still dont think Ill use em for 300KHz anyway... the switching losses sound bad, however I can still use them with my existing secondary and get the operating frequency of around 50-80KHz, which should be no issue, Ill just run the gates at higher voltage and try to switch at zero current.
