Have you done any CV-plots of your gate oxide to see what the flat-band voltage shift is?

had an idea last night concerning growing SiC by water plasma arc in sodium metasilicate, with an unconnected graphite electrode near a circular cathode so the (hot) ions have to traverse the surface to get to it.

You'll want to do the CV test, it will determine mobile ion contamination in the gate oxide, and give you an idea of how stable the Vt of your devices will be.

I'm sure the Russians will want to hear how you did, since they developed the method for growing single-crystal SiC.

Just check out all of the youtube videos about glass etching(HF based) and you'll worry less about etching oxide on silicon. Old ladies aren't dropping dead from HF. :)
