Lots of 25 for $45 shipped to the US or Canada.

Datasheet

I'm not the seller, but I did order some. They look quite beastly, although I doubt the claimed 500W dissipation is possible without liquid cooling.

Remember, mosfets tend to be bad for drsstc's, do to the resistance. With those mosfets at room temp, you have about 120mohm on resistance. With a primary current of 400 amps, that would drop 48 volts across the mosfet. That adds up to 19kw of heat per pulse which is about 400 watts average dissipation, at 2% duty cycle. It does not sound right, but apparently it is. The mosfet itself cannot dissipate the heat that fast to the tab/heatsink, so it dies from overheating.

It is cheap and under the limit of paying import tax to Denmark, so I gave it a shot.

I am not at all impressed of 25 MOSFETs stuck together with electrical tape in a bubble envelope letter, there is no care for static protection from the seller.

Just be wary of cheap semiconductors nowadays on EBAY. Although IXYS usually doesn't fall under this case, many counterfeit semiconductors are hitting the market, especially those shipping over from China.
