Suitable replacement for FGH50N6S2 / 60N6S2 IGBT for SSTC?

Hi,
I'm using FGH50N6S2 in my halfbridge SSTC driver which I made before 4 years and they run very well, I didn't damaged any yet :) I also have 4 FGH60N6S2 prepared on heatsink for unfinished fullbridge expecting much better result. Those IGBTs are very fast and short-circuit rated. Unfortunatelly I was noticed that production will be discontinued. I asked fairchild support for suitable replacement and they suggested me 2 following types:

HGTG30N60A4 : 600V/ 75A/463W/225nC/25-12-150-38ns, 200kHz@390V,18A short c. rated
FGH60N60SF : 600V/120A/378W/198nC/22-42-134-31ns,
FGH50N6S2 : 600V/75A/ 463W/ 70nC/13-15-55-50ns, 200kHz@390V,25A short c. rated

As you can see both has much longer tdoff and more than 2x greater gate charge. These IGBTs are inferior to old good FGH50N6S2. I noted it to fairchild and got short reply that
"I am sorry the suggested devices aren't a good solution for you. I can only surmise the FGH50N6S2 is being discontinued for business reasons other than performance". So this mean that fairchild stopped making a good IGBT without better replacement. I really don't understand this step.

Question is if there are any other suitable comparable parts (prefered TO247) from other manufacturers? But as I quickly browsed ST, IXYS, and IR sites there's nothing better. Any idea?

Maybe switching to MOSFET's will be better? ST makes some huge ISOTOP mosfets that you can sample and try.

The way I see it there is no benefits useing IGBT's instead of MOSFET's in SSTC that is below 2-5kw.

Hehe, I switched from MOSFETs to IGBTs. I used IRFP460 and FDH27N50 before. But it produced more heat and after some experiments it failed. I'm running DR so there is huge current in primary circuit. Currently my FGH50N6S2 IGBTs are still operating but I would like to know a replacement if some accident will happen :)

STGW30NC60WD.. they are a bit weaker but VERY fast and you can get some samples.
Note: the internal diode is rated only at 20A, so some external diodes will be needed for high power operation. But I think many IGBTs are like this, they just don't specify it in the datasheet...

Or IRG4PC50W, even weaker cheesey (55A) but they are quite cheap here in CZ if you buy them in GM Electronics.

STGW30NC60WD is not bad, comparable gate charge and little bit longer off switching - 118+20 vs 55+50. IRG4PC50W is very poor and slow. BTW Farnell has still some fairchild parts on stock, price is not availbale (I asked but didn't get reply yet).

Hm i found IXGH40N60C2, it looks good:
600V/75A/300W/95nC/18-20-90-32ns
low Qg, and tdoff below 100ns and acceptable price 146,- CZK :)
