A full bridge of HGTG20N60A4 mosfets/half bridge of MG100Q2YS51 igbts
Lower current rated/Higher current rated Full output voltage/half output voltage moderate gate drive charge/high gate drive charge Faster/slower most likely to explode/likely to explode ;)

THanks for the reply, but...
I don't think that the HGTG20N60 is a mosfet. (as indicated in datasheet) yes the ICM of the HGTG is lesser than the brick by 20A,.. but it is on a full bridge configuration against a half(brick).. about the voltage, I will only run the system only on a 320 vdc supply.

The brick is less likely to explode. Bricks always have Icm rated at twice their continuous collector current, but in reality the silicon inside is good for a lot more. Small transistors have pulse ratings spec'ed in different ways, but are much more likely to give numbers that are nearer the actual limits (though Fairchild's newer TO-247's seem to be giving 3xIc100 as the datasheet value for Icm). Why not a full-bridge of the little bricks?

in my place, here in Philippines, they produce and manufacture those bricks,. actually you can see the Philippine logo on its body. However, they are not to distribute or sell those semicons, for not known reason. (Maybe the cost) so I have to buy from abroud if i want one,. the larger CMs are already available in the surplus store, so I have to choose if I am to buy hgtg(cheaper) or CM100 =/..
at costing side: 4 pcs hgtg = 1 Cm100 = 1 small brick(from abroad)
