I guess $35 is better than what you would pay the parts hoarder that will probably end up buying them... But if you are just looking for transistors the going rate currently is more alone the lines of $20, and really we should be moving away from the almost ancient technology used in the 40n60's
Yeah true but its not the technology that were holding on to its the damn isotop package that seems to be slowly disappearing. I just want something that works so I can finish one of my coils.
Yeah, I'm pretty sure the technology used in those IGBTs is fairly recent.
But the replacement of the ISOTOP package is bad news. TO-247s, as popular as they are, have a lead current limitation of 70 to 75 A, no matter how capable the silicon is. Why are the manufacturers doing this?

I remember it was an IXYS part, something like: IXGN60N60C2D1 600v 75A 35ns 30 of them for 300USD from Digikey
Edit: I just found single unit quantities of IXEN60N120 1200V 100A 30ns fall time at 600V 60A 30USD each IXEN60N120
Aww yes that's it! Weird thing is there seems to still be a lot of MOSFET's still in the sot-227 package but the igbt's are the ones disappearing. I'm kicking myself in the ass right now for not buying a huge lot of the 40n60's on ebay about 6 months ago they were super cheap too.

You are right Tom. I think the sot227 package is getting very unpopular due to the fact you cannot wave solder the leads to the board and it's just cheaper and easier for company's to buy to247 versions. I searched octopart and i came up with this one company Sierra IC Inc. and it looks like they have 107 in stock. I made a RFQ for 12 so im just waiting for a reply.

Has nothing to do with wave soldering. It has everything to do with market value. SOT-227's are extremely popular, especially in high voltage MOSFET packages. Fairchild released the (2) SOT-227 IGBTs as a trial only. However, the trial showed that not many were really interested in the particular device. (When i say not many, the potential for millions of devices sold was not there) I've been told by Fairchild that this is because most end users of this type of device, usually end up using larger brick devices (such as the CM300, or larger), so the demand is quite low. Hence, the predicted returns on the device made it not worth the effort to continue supporting it.
The TO-247 devices using the same die, are limited to current mostly because of lead inductance. Thermal limitations of the smaller TO-247 device is also a secondary reason.
But Digikey carries the IXYS IGBTs. I just bought 50 of them two weeks ago that they had in stock.

About five years ago, they were $10 each on eBay new and bought as many as i could. Never had to use them since as little Red just keeps going, so will wait about four more years and sell them for $1,000 each….wheeeeeeeeeeeeee.
BTW Also bought all of Terry's and a few other 4hv and pupman members.

So guess who has them all?
Spark On, Ch
Haha, no one will care in 4 years. You'll be selling them for 2 bucks a piece just to get rid of them all. I'll get a bunch of the ixys parts. They're better anyway.
