Did you say you were running it on a function generator? It could be that the frequency is just a little bit off, which will cause some nasty problems.

Yes, they do. I have fast recovery diodes in parallel with mosfets too. And also places for schottky diodes (in series with mosfets) on PCB, but unfortunately i don't have these diodes now. And I'm ashamed to ask: what is TVS? tongue

I have 12 turns now. I guess that if it works fine @ 150V with cool mosfets this is not the problem (?)

Indeed i am. I've tried an antenna feedback, just like in Steve Ward's Mini SSTC, but it doesn't work. I'm using MOS version of inverters (the 15V ones) instead of TTL version, does it matter?

TVS is a transient voltage suppressor. They should be placed across each MOSFET to prevent voltage spikes from damaging the devices.

How are the MOSFETs failing? I guess you'd need to find out if they are failing due to overcurrent or overvoltage.

I would agree that it's the fact that you are essentially running it from a function generator.
Try running it as a self resonant system, I think you'll fix the problem.

EDIT:

Have you connected it up to a light bulb to make sure you have the bridge set up correctly?
